Dry Cleaning DRY CLEANING PROCESS ADVANTAGE DISADVANTAGE Full-scale cluster tool process를 이루기 쉽다. 고가의 Dry Cleaning DRY CLEANING PROCESS ADVANTAGE DISADVANTAGE Full-scale cluster tool process를 이루기 쉽다. 고가의 장비를 사용해야 한다. High aspect ratio structure에 유리하다. 잘 제거되지 않는 중금속이나 전이금속의 제어에 대한 고려가 필요하다. Particle은 liquid보다 gas에서 제어가 쉽다. 일반적으로 single-wafer process이다. 화학 용액과 DI water의 사용량이 적다.
